This has led to considerable increase in the time and effort dedicated to post-silicon validation. Debugging designs at postsilicon stage faces a severe bottleneck of limited observability of the internal states. This paper presents a methodology for post-silicon debug utilizing the special features of progressive random access scan (PRAS). The PRAS offers a read-out of nondestructive scan values which is the bottleneck in the process of debugging. The proposed methodology avoids the large overhead of additional resources for debugging as the DfT architecture is reused. PRAS provides a simultaneous solution to the problems of power, data volume and application time during testing at the cost of routing overhead. The PRAS based proposed architecture offers visibility of internal states in fewer clock cycles than traditional serial scan chain based debug methods. The proposed debug scheme offers reconfigurability which enables selective visibility of internal states of a certain portion of the design. Experimental results indicate the better performance of the proposed methodology as compared to the state restoration based observability enhancement techniques.","PeriodicalId":233462,"journal":{"name":"2017 IEEE 23rd International Symposium on On-Line Testing and Robust System Design (IOLTS)","volume":"293 1","pages":"0"},"PeriodicalIF":0.0,"publicationDate":"2017-07-01","publicationTypes":"Journal Article","fieldsOfStudy":null,"isOpenAccess":false,"openAccessPdf":"","citationCount":null,"resultStr":null,"platform":"Semanticscholar","paperid":"133301067","PeriodicalName":null,"FirstCategoryId":null,"ListUrlMain":null,"RegionNum":0,"RegionCategory":"","ArticlePicture":[],"TitleCN":null,"AbstractTextCN":null,"PMCID":"","EPubDate":null,"PubModel":null,"JCR":null,"JCRName":null,"Score":null,"Total":0}

An in-situ technique to estimate and reduce the design margins of a circuit is presented which significantly minimizes the operating voltage and tracks it during run-time operation of a circuit without failure. A DSP core embedding this technique has been fabricated and measured. Its Vmin has been estimated within +3.5%/−2.5% at nominal clock frequency (1600MHz), thus reducing by 19% its energy per operation.","PeriodicalId":233462,"journal":{"name":"2017 IEEE 23rd International Symposium on On-Line Testing and Robust System Design (IOLTS)","volume":"29 1","pages":"0"},"PeriodicalIF":0.0,"publicationDate":"2017-07-01","publicationTypes":"Journal Article","fieldsOfStudy":null,"isOpenAccess":false,"openAccessPdf":"","citationCount":null,"resultStr":null,"platform":"Semanticscholar","paperid":"134336882","PeriodicalName":null,"FirstCategoryId":null,"ListUrlMain":null,"RegionNum":0,"RegionCategory":"","ArticlePicture":[],"TitleCN":null,"AbstractTextCN":null,"PMCID":"","EPubDate":null,"PubModel":null,"JCR":null,"JCRName":null,"Score":null,"Total":0}

In this paper, we propose a design-for-testability method at register transfer level to enable operational units as many as possible to be concurrently tested in scan testing. Using test point insertion and controller augmentation, the proposed design-for-testability method allocates input test registers and an output test register to inputs and an output of each operational unit in a data-path, respectively. Test compaction efficiency becomes high by enabling effective concurrent testing for operational units. Experimental results on high-level benchmark circuits show that our proposed method reduced the number of test patterns by 20% with 6.5 % area overhead on average.","PeriodicalId":233462,"journal":{"name":"2017 IEEE 23rd International Symposium on On-Line Testing and Robust System Design (IOLTS)","volume":"21 1","pages":"0"},"PeriodicalIF":0.0,"publicationDate":"2017-07-01","publicationTypes":"Journal Article","fieldsOfStudy":null,"isOpenAccess":false,"openAccessPdf":"","citationCount":null,"resultStr":null,"platform":"Semanticscholar","paperid":"133871765","PeriodicalName":null,"FirstCategoryId":null,"ListUrlMain":null,"RegionNum":0,"RegionCategory":"","ArticlePicture":[],"TitleCN":null,"AbstractTextCN":null,"PMCID":"","EPubDate":null,"PubModel":null,"JCR":null,"JCRName":null,"Score":null,"Total":0}

Optimizing power and energy with sub-threshold (sub-VT) operation exponentially increases the occurrences of both static and dynamic failures. With smaller node capacitances with each technology and supply scaling node, radiation-induced Single Event Upset (SEU) has become a critical design metric for Ultra-Low-Power (ULP) applications. In this paper, we explore the impact of radiation-induced soft errors on sub-threshold SRAM implemented in a Body Sensory Node (BSN) as an ULP application. We also demonstrate an exponential reduction in the critical charge (Qcrit) of a storage node with supply in near- and sub-VT design, resulting in a significant design consideration for the low-power applications. The huge process variation in sub-VT results in 3X Qcrit variation. Finally, we compare the trend of technology scaling and supply voltage scaling on Qcrit.","PeriodicalId":233462,"journal":{"name":"2017 IEEE 23rd International Symposium on On-Line Testing and Robust System Design (IOLTS)","volume":"139 1","pages":"0"},"PeriodicalIF":0.0,"publicationDate":"2017-07-01","publicationTypes":"Journal Article","fieldsOfStudy":null,"isOpenAccess":false,"openAccessPdf":"","citationCount":null,"resultStr":null,"platform":"Semanticscholar","paperid":"115696643","PeriodicalName":null,"FirstCategoryId":null,"ListUrlMain":null,"RegionNum":0,"RegionCategory":"","ArticlePicture":[],"TitleCN":null,"AbstractTextCN":null,"PMCID":"","EPubDate":null,"PubModel":null,"JCR":null,"JCRName":null,"Score":null,"Total":0}

Operating circuits at supply voltages close to the threshold voltage of the transistors, commonly known as near-threshold computing, is a promising approach to achieve such low energy goals. However, maintaining the resiliency at such low supply voltages is very challenging as the impacts of variability sources could be orders of magnitude larger compared the the nominal voltage. This mandates new design automation paradigms to ensure resiliency for aggressively voltage scaled circuits. In this work, we introduce design flows and strategies to improve the resiliency and energy efficiency of circuits at near-thresohold voltage region.","PeriodicalId":233462,"journal":{"name":"2017 IEEE 23rd International Symposium on On-Line Testing and Robust System Design (IOLTS)","volume":"163 1","pages":"0"},"PeriodicalIF":0.0,"publicationDate":"2017-07-01","publicationTypes":"Journal Article","fieldsOfStudy":null,"isOpenAccess":false,"openAccessPdf":"","citationCount":null,"resultStr":null,"platform":"Semanticscholar","paperid":"121792454","PeriodicalName":null,"FirstCategoryId":null,"ListUrlMain":null,"RegionNum":0,"RegionCategory":"","ArticlePicture":[],"TitleCN":null,"AbstractTextCN":null,"PMCID":"","EPubDate":null,"PubModel":null,"JCR":null,"JCRName":null,"Score":null,"Total":0}

The PUF is a technology for generating cryptographic keys and authenticating by utilizing physical characteristics, such as electronic delays, built in the devices when they were manufactured. It can perform encryption and authentication without directly holding the key, and has resistance to various eavesdropping attacks. On the other hand, its function may change due to aging degradation. To overcome this problem, we propose three types of NBTI/PBTI tolerant arbiter PUF circuits. These circuits cut off the stress voltage when it is in the standby mode. In the first type of circuit, cutoff features are added to all MOS transistors. In the second type of circuit, cutoff features are added to the MOS transistors which have a large influence on the delay. In the third type of the circuit, cutoff feature is added only to the primary input. Experiment by the SPICE simulation is carried out in order to evaluate our proposed circuits. The results show that there is a tradeoff between cost and error reduction rate, and the error rate is reduced to 1/8 in the best case.","PeriodicalId":233462,"journal":{"name":"2017 IEEE 23rd International Symposium on On-Line Testing and Robust System Design (IOLTS)","volume":"31 1","pages":"0"},"PeriodicalIF":0.0,"publicationDate":"2017-07-01","publicationTypes":"Journal Article","fieldsOfStudy":null,"isOpenAccess":false,"openAccessPdf":"","citationCount":null,"resultStr":null,"platform":"Semanticscholar","paperid":"121225047","PeriodicalName":null,"FirstCategoryId":null,"ListUrlMain":null,"RegionNum":0,"RegionCategory":"","ArticlePicture":[],"TitleCN":null,"AbstractTextCN":null,"PMCID":"","EPubDate":null,"PubModel":null,"JCR":null,"JCRName":null,"Score":null,"Total":0}

We suggest a method of finding a set of sequential circuit nodes in which Trojan Circuits (TC) may be inserted. The method is based on precisely calculated random estimations of controllability and observability of internal combinational part nodes and an evidence of existence of a transfer sequence of the length, not more preset value l for a set of internal states. Calculations of controllability and observability estimations and clarification of an evidence of existence of the transfer sequence are based on applying ROBDD (Reduced Ordered Binary Decision Diagram) operations. The techniques of masking TCs in working area and out of working area (out of the specification) are suggested.","PeriodicalId":233462,"journal":{"name":"2017 IEEE 23rd International Symposium on On-Line Testing and Robust System Design (IOLTS)","volume":"1 1","pages":"0"},"PeriodicalIF":0.0,"publicationDate":"2017-07-01","publicationTypes":"Journal Article","fieldsOfStudy":null,"isOpenAccess":false,"openAccessPdf":"","citationCount":null,"resultStr":null,"platform":"Semanticscholar","paperid":"116308147","PeriodicalName":null,"FirstCategoryId":null,"ListUrlMain":null,"RegionNum":0,"RegionCategory":"","ArticlePicture":[],"TitleCN":null,"AbstractTextCN":null,"PMCID":"","EPubDate":null,"PubModel":null,"JCR":null,"JCRName":null,"Score":null,"Total":0}

Advances in the RRAM technology as well as enhancement of the control of the cells are opening the use of these devices for multi-valued logic. But the cycle-to-cycle variability and the still reduced endurance are becoming serious limitations. This criterion has advantage over the widely accepted critical charge concept in the sense that it is less dependent on the current pulse shape. However, to the best of our knowledge, there is no known report on the impact of design and operating parameters on the amplitude-duration criterion. The need for extensive circuit or device simulations to derive the amplitude-duration curves under varying design and operating parameters makes this approach very time-consuming. In that regard, this work proposes a method to establish the amplitude-duration criterion, with a limited number of circuit simulations, as a rational function in terms of the sizing factors of target and load gates and supply voltage. Initial evaluation on a simple circuit composed of two inverters, designed in 130 nm bulk CMOS technology, has shown that the proposed method provides the accuracy comparable to SPICE simulations.","PeriodicalId":233462,"journal":{"name":"2017 IEEE 23rd International Symposium on On-Line Testing and Robust System Design (IOLTS)","volume":"65 1","pages":"0"},"PeriodicalIF":0.0,"publicationDate":"2017-07-01","publicationTypes":"Journal Article","fieldsOfStudy":null,"isOpenAccess":false,"openAccessPdf":"","citationCount":null,"resultStr":null,"platform":"Semanticscholar","paperid":"127001342","PeriodicalName":null,"FirstCategoryId":null,"ListUrlMain":null,"RegionNum":0,"RegionCategory":"","ArticlePicture":[],"TitleCN":null,"AbstractTextCN":null,"PMCID":"","EPubDate":null,"PubModel":null,"JCR":null,"JCRName":null,"Score":null,"Total":0}
