In this method, we simplify and optimize all paths (critical and non-critical) to guide device design point for maximum power-performance benefit. We introduce novel `Binning and Mapping of statistical Path delay (BMP)' method as a key enabler of this optimization platform, which deduces complex block level circuit data paths to a set of manageable ring oscillators, which are then used to link product level power-performance metric to transistor level optimization, taking intrinsic transistor performance, multiple Vt and multiple Lg into account simultaneously. This holistic optimization method has the potential as an important tool to extend Moore's law beyond 10nm node by maximizing performance and minimizing process complexity.","PeriodicalId":105807,"journal":{"name":"2014 Symposium on VLSI Technology (VLSI-Technology): Digest of Technical Papers","volume":"56 1","pages":"0"},"PeriodicalIF":0.0,"publicationDate":"2014-06-09","publicationTypes":"Journal Article","fieldsOfStudy":null,"isOpenAccess":false,"openAccessPdf":"","citationCount":null,"resultStr":null,"platform":"Semanticscholar","paperid":"128355762","PeriodicalName":null,"FirstCategoryId":null,"ListUrlMain":null,"RegionNum":0,"RegionCategory":"","ArticlePicture":[],"TitleCN":null,"AbstractTextCN":null,"PMCID":"","EPubDate":null,"PubModel":null,"JCR":null,"JCRName":null,"Score":null,"Total":0}

Computing power once reserved for server rooms now resides in our pockets. Tablets now outsell PCs. As marked as these changes have been, we are now entering a new era of vastly greater connectivity, where people interact with the world around them in entirely new ways. The Internet of Things is in its infancy, so predictions of precisely what it will become are dangerous, but several things are clear. First, the leaf nodes of the network will share some device and technology properties in terms of cost and computing capability, but also analog and wireless functionality. These nodes will interact with people and with the cloud. The “little data” of these interactions needs to integrate seamlessly with the “big data” of the world around them. The trust, security and service components of these interactions lead to further device and technology requirements. This talk looks at the trends and discusses some likely paths forward.","PeriodicalId":105807,"journal":{"name":"2014 Symposium on VLSI Technology (VLSI-Technology): Digest of Technical Papers","volume":"27 1","pages":"0"},"PeriodicalIF":0.0,"publicationDate":"2014-06-09","publicationTypes":"Journal Article","fieldsOfStudy":null,"isOpenAccess":false,"openAccessPdf":"","citationCount":null,"resultStr":null,"platform":"Semanticscholar","paperid":"116619327","PeriodicalName":null,"FirstCategoryId":null,"ListUrlMain":null,"RegionNum":0,"RegionCategory":"","ArticlePicture":[],"TitleCN":null,"AbstractTextCN":null,"PMCID":"","EPubDate":null,"PubModel":null,"JCR":null,"JCRName":null,"Score":null,"Total":0}

The new structure is a result of process simplification from the production-proven Chip on Wafer on Substrate (CoWoS™) technology. It features three layers of submicron (0.8μm pitch) Cu RDL on a Si interposer. High interposer yield is ensured with the excellent FAB-grade low defect density as demonstrated from good continuity of long RDL chains. Two layers of backside RDL are used to redistribute the IO from TSV at 0.2 mm pitch to BGA at 0.6 mm pitch. With the same multi-die integration capability as in CoWoS™, the CoW package has additional advantages of lower z-height, better thermal dissipation, and lower cost. Moreover, mechanical and thermal simulations reveal a relatively greater life cycle endurance for temperature cycling on board (TCoB) test. The CoW package passed preliminary component-level reliability assessments including μHAST, HTS and TC. This provides a promising CoWoS™ alternative for lower cost and thinner package with improved thermal performance. It also possesses the flexibility to combine with fan-out technology to be fitted in applications requiring higher IO count or larger BGA pitch.","PeriodicalId":105807,"journal":{"name":"2014 Symposium on VLSI Technology (VLSI-Technology): Digest of Technical Papers","volume":"45 1","pages":"0"},"PeriodicalIF":0.0,"publicationDate":"2014-06-09","publicationTypes":"Journal Article","fieldsOfStudy":null,"isOpenAccess":false,"openAccessPdf":"","citationCount":null,"resultStr":null,"platform":"Semanticscholar","paperid":"115379923","PeriodicalName":null,"FirstCategoryId":null,"ListUrlMain":null,"RegionNum":0,"RegionCategory":"","ArticlePicture":[],"TitleCN":null,"AbstractTextCN":null,"PMCID":"","EPubDate":null,"PubModel":null,"JCR":null,"JCRName":null,"Score":null,"Total":0}
