A novel LMR (Line-Match-Reflect) technique based on known LINE and REFLECT Standards, is proposed and compared to conventional LMR (based on known LINE and MATCH Standards) and other techniques (TRL, TAR). They are applied to on-wafer S-parameter measurement as well as to coaxial, waveguide and microstrip media. There is an optimum ratio between the maximum and minimum capacitance for the diode used as an multiplier. The embedding impedance requirement is analyzed. Different combinations of epitaxial materials are investigated experimentally and theoretically. It is shown that diodes based on InAs are much more promising than those based on GaAs or GaInAs materials. It is important for the multi-beam mobile satellite communications system using the MPA to reduce the signal interference in the adjacent beam overlap area and to reduce intermodulation distortion (IMD) caused by multi-carrier amplification. In an MPA, high output port isolation and low IMD are achieved by a novel combination of high power amplifier (HPA) arrangement and a demultiplexer/multiplexer configuration. This paper proposes an arrangement method of HPAs, which are the components of the MPA, to improve the isolation among the output ports without affecting the output power. The bias dependent peak velocity and the electric field in short-channel-FET's are described by means of a new principle in physical simulation. Thiis approach is equivalent to the use of a saturation velocity, whiiclh depends not only on gate-length but also on bias. Surface effects are taken into account in a simple way.
