However, short-range localization of passive moving objects in indoor environments remains a technical challenge. In this paper, we propose a single-frequency continuous-wave Doppler radar sensor implemented in a form of a single-input multiple-output (SIMO) architecture with a redundant receiving channel. It only uses the Doppler information in the localization. In this case, this localization is naturally immune to stationary clutters such as walls and furniture, making it only responsive to moving objects. The applied IC was fabricated in a 130 nm SiGe process featuring an ft and fmax of 240 GHz and 330 GHz. The on-chip system contains a 120 GHz VCO with a tuning range of 7 GHz featuring a divide-by-64 circuit to enable external PLL operation. An important feature of the IC is high-precision and high-resolution phase shifting based on a slow-wave transmission lines approach with digital control. This allows for direct digital readout ability. The on chip power detector provides DC output signals giving the opportunity to record transfer functions of the interferometer. It enables sample emulation capability by phase shift inducement in the measurement as well as a reference transmission line. The motherboard of the system provides PLL stabilization for frequency sweeps. Our optimized diode structure provides both high cut-off frequency, high current saturation limit, and 2:1 capacitance modulation over 8 volts. Current saturation becomes a limiting factor for ultrafast waveforms when the diffusion current through the capacitive depletion region exceeds the current carrying capacity of the unde-pleted resistive region. A spinning magnet array's propagation characteristics for Ultra Low Frequency (ULF) communication have been presented and experimentally demonstrated. If low data rates are acceptable, ULF is an attractive choice for RF denied environments such as underwater and underground. ULF antennas, if made portable within a diameter of 1m, will operate under an electrical length of the order of 10−4 to 10−6 wavelengths in free space. Like for any other electrically small antenna, Chu's limit kicks in and defines the lower bound of the radiation quality factor. The technique relies on the near-field coupling between loop antennas. The antennas are realized with conventional aluminum bond wires of 17 μm in diameter. The loop planes are orthogonal to the chip surface and welded on ad-hoc pads. An integrated transmission line is used to close the loop, with one side of the loop attached to the source or load impedance, and the other connected to ground. With the planar layout and heater reliability, a record switching cycle endurance of >300K was demonstrated. With on-state resistance of 0.5 ohm∗mm and off-state capacitance of 75 fF/mm, the RF switch figure-of-merit (FOM) is 4.1 THz, which is 6–7 times better than state-of-the-art RF switches, including RF silicon-on-insulator technology. To enhance the operation frequency, distributed LC network is used as the load of the crossed-coupled transistors. To improve the input sensitivity, a power matching network is included at the injection terminal of the switch transistor. In addition, to enhance the frequency locking range, body bias technique (i.e. a body resistor in conjunction with a zero body-source bias) is adopted in the switch transistor to reduce its threshold voltage. The result shows that a wide locking-range of 23.5 GHz (28.9%) was achieved. The DILFD can be operated at a low input power of −35 dBm, one of the best input sensitivity ever reported for a W-band divider. Wireless train-onboard communication is identified as challenge and object of research. The PA comprises a two-stage common-source (CS) cascaded input stage, followed by a two-way cascode gain stage using miniature zero-degree two-way divider and combiner, and a four-way CS output stage using miniature zero-degree four-way divider and combiner. At each branch's input terminal (i.e. drain terminal of the parallel CS output stage), the miniature zero-degree four-way combiner can convert the serial RL load to the optimal load impedance (corresponds to the optimal output power (Pout) and power-added efficiency (PAE)) of the output stage transistors. The PA achieves power gain of 23.9, 24.1 and 20.4 dB, respectively, at 71, 77 and 94 GHz. In addition, the PA achieves Pout of 12.3, 12.2 and 9.7 dBm, respectively, at 71, 77 and 94 GHz. The pyramidal horns are based on a WR-90 waveguide standard gain horn (SGH) designed for 15 dBi gain that have been manufactured by fused deposition modeling 3-D printing. They are then metalized using conductive copper paint. The antenna gain and radiation patterns are compared for antennas with three different paint thicknesses. A full-wave electromagnetic simulator, ANSYS HFSS, is used to simulate the horns and compare with measurement.
