To insure the enough radiation for the important inactivating effectiveness during the service life, this work focuses on irradiance maintenance of KrCl Excilamps at different tube wall temperatures. In general, the activation energy of the Arrhenius equation modelling the lifetime for electronic products suffering from temperature stress below 500K can be considered as temperature-independent. However, due to the unique configuration of KrCl Excilamps without the electrodes inside their tubes and the chemical reaction of Chlorine with the quartz tube wall, their degradation model might need to be verified. In our study, the irradiance of the KrCl Excilamps at tube temperatures around 80, 90 and 100°C for 1000 hours was investigated to find the associated rate coefficients using the exponential and the logarithmic least square curve-fitting. For the better accuracy of life projection, the power-law and the linear relations with temperature are assumed to obtain the temperature-dependent Arrhenius parameters: the pre-exponential factor and the activation energy of the Arrhenius Equation. In this paper, the layout of LED plant light source was optimized according to the characteristics of RGB LED, and to find a better optimization method of LED light layout. Firstly, we conduct the research based on the characteristics of RGB LED light source. Specifically, the LED array method is simulated and analyzed using an Optical Design Software TracePro (Lambda Research Corporation), and the influence of the LED layout distribution and the distance of the light source on the illuminance was explored. Secondly, the optimal array mode is obtained through Taguchi optimization method and ANOVA theoretical analysis. The results indicate that the optimal layout is that the distance of light source is 85mm, the first term of transverse symmetric arithmetic sequence is 61mm, the first term of longitudinal symmetric arithmetic sequence is 55mm. The illumination uniformity is 83. 987% and the color-mixed uniformity is 84. 54%. By etching nanoholes through active layer, uniformity of current distribution is improved. Furthermore, an experimental NHLED sample is fabricated and tested. Experimental data and initial simulation result have good coincidence. This proves the validity of simulation model. By going deep to the simulation model, we find model with low-resistance transparent conductive layer (TCL) performs better uniformity. Then the effect of nonradiative-recombination heat is considered. When the input current is comparatively low, the effect of nonradiative-recombination heat is slight. In addition, effects on uniformity with different input current is discussed. When current density is comparatively low, NHLED performs 3-folds better uniformity than its counterpart without nanoholes. To further improve the uniformity of current distribution, the size of chip and period of nanoholes are discussed. Transmission electron microscopy (TEM) and X-ray diffraction (XRD) were used to investigate defect formation of 4H-SiC in which a medium dose of aluminum ions had been implanted at different temperatures. In the XRD spectrum, a subtle difference was observed among samples, while the TEM images show that defect formation after post-implantation annealing was highly similar on the three samples. On the other hand, secondary ion mass spectroscopy (SIMS) indicates that the implanted temperature has no significant effect on the ions' concentration distribution. In this paper, we explored the influence of light sources on spectral reconstruction from several aspects. Firstly, we tested the influence of correlated color temperature (CCT) of simulated daylight sources on spectral reconstruction. Then, the influence of light sources with same CCT but different spectral power distribution (SPD) on the spectral reconstruction was explored. After that, the influence of light sources with special shape of SPDs on spectral reconstruction was tested. Results indicated that the CCT can be used to describe the performance of the daylight source in spectral reconstruction, but can not be used to describe the other non-daylight sources, the red component in visible spectrum is important for higher spectral reconstruction accuracy. Four feature metrics of SPDs are proposed to evaluate the performance of light sources in spectral reconstruction. The greater the p-well surface doping concentration, the greater the body diode turn-on voltage, and vice versa. We have studied the influence of QD thickness and concentration on light efficiency. The results show that the QD concentration and thickness have an impact on the light efficiency. When the thickness of the QD is 5 µm, or the maximum light conversion efficiency can be obtained when the concentration is 0.1 mol/L. By analyzing the light field distribution of different QD thicknesses, the light crosstalk phenomenon is observed.
