In GaP, shorter wavelengths have a higher absorption coefficient and consequently a shorter absorption length. Therefore, increased quantum efficiency in the UV spectrum hinges on these carriers reaching the active region prior to recombination. Thus, we implemented a recessed window structure to reduce the p-region thickness, resulting in increased quantum efficiency at shorter wavelengths. An improved peak quantum efficiency of 38% occurs at /spl sim/440 nm. One simple approach to achieve cascade laser diodes is to lithographically series connect individual devices. We report the first lithographic cascade VCSEL arrays which exhibit > 100% differential quantum efficiency. We present measurements of the light output into a broad area detector versus injection current into the cascade VCSEL arrays. The output power increases approximately linearly with the number of array elements, and arrays with 4 or more VCSELs exhibit > 100% differential quantum efficiency. The SRG-ECL consists of a single Fabry-Perot (FP) laser with a high reflectivity facet and a low reflectivity facet, plus a wavelength selective reflector (SRG filter) as one facet of the external cavity. The laser shows high side mode suppression ratio, high output power, high polarization extinction ratio, and low threshold current. It can be readily integrated with other optical elements, and is simple and potentially inexpensive to implement.
