The electrical and photoelectric properties of the field-effect transistor based on the rGO film were studied in DC and AC modes. Linear sections of the drain current on the gate voltage dependence and significant dependence of the electronic component of the rGO film conductivity on the irradiation with white light were revealed based on the analysis of the switching characteristics of the obtained field-effect transistor. A photoinduced decrease in the internal resistance and an increase in the capacitance of the conducting channel of the graphene field-effect transistor in the range of 102–105 Hz were revealed. It has been established that the photoresponse time of the obtained field-effect transistor to light pulses of IR, visible, and UV radiation is about 1.5 ms. The obtained results can be used to simplify the technology of manufacturing photodetectors based on graphene.","PeriodicalId":367487,"journal":{"name":"Sensor Electronics and Microsystem Technologies","volume":"68 1","pages":"0"},"PeriodicalIF":0.0,"publicationDate":"2023-07-05","publicationTypes":"Journal Article","fieldsOfStudy":null,"isOpenAccess":false,"openAccessPdf":"","citationCount":null,"resultStr":null,"platform":"Semanticscholar","paperid":"130751756","PeriodicalName":null,"FirstCategoryId":null,"ListUrlMain":null,"RegionNum":0,"RegionCategory":"","ArticlePicture":[],"TitleCN":null,"AbstractTextCN":null,"PMCID":"","EPubDate":null,"PubModel":null,"JCR":null,"JCRName":null,"Score":null,"Total":0}

An energy diagram of photostimulated electronic transitions in this type of multicolor fluorescent carbon nanoparticles was also proposed. Temperature dependence of the PL/PLE-maps of CDs colloids in the range of 5‒75 ° C was measured and it demonstrates the possibility of their use for thermometry purposes. The analytical part of this paper demonstrates that the asymmetry in the surface concentration of oxygen and metal can impact the affinity in two ways: when Ns(-) > Ns(+), the affinity’s decrease is lower due to upward bending of the bands in the region of the space charge of the semiconductor, while when Ns(-) < Ns(+) the affinity’s decreases greater due to the downward bending of the bands. Such impact is desirable as it facilitates fabrication of surfaces with low work function for modern emission electronic devices.","PeriodicalId":367487,"journal":{"name":"Sensor Electronics and Microsystem Technologies","volume":"10 1","pages":"0"},"PeriodicalIF":0.0,"publicationDate":"2023-04-05","publicationTypes":"Journal Article","fieldsOfStudy":null,"isOpenAccess":false,"openAccessPdf":"","citationCount":null,"resultStr":null,"platform":"Semanticscholar","paperid":"132168085","PeriodicalName":null,"FirstCategoryId":null,"ListUrlMain":null,"RegionNum":0,"RegionCategory":"","ArticlePicture":[],"TitleCN":null,"AbstractTextCN":null,"PMCID":"","EPubDate":null,"PubModel":null,"JCR":null,"JCRName":null,"Score":null,"Total":0}
