Zeng, Jin-min Li","doi":"10.1109/SSLCHINA.2014.7127237","DOIUrl":"https://doi.org/10.1109/SSLCHINA.2014.7127237","url":null,"abstract":"In order to achieve effective coupling between the surface plasmon and the quantum wells (QWs) for surface plasmon LEDs, metal-embedded or thin p-GaN layer approach have been normally been used, but by taking either of these methods, the enhancement of the IQE of the fabricated SP-LEDs is not remarkable, in some cases, the internal quantum efficiency even decreases. Here, this study is to clarify the origin and understand what kind of influence of temperature treatment to the LED structure. GaN based LEDs with Ag from the same epitaxial wafer were annealed under different temperatures to imitate the high temperature treatment during the SP-LED fabrication. From both the light emission and the transmission spectrum, the energy coupling effects have been verified. The PL intensity of SP coupled LED increased by 2.1 times compared with the reference sample, combined with a blue shift of 2 nm from 456 to 454 nm. Furthermore, the time resolved photoluminescence (TRPL) results also confirm that the QW-SP coupling can enhance the carrier spontaneous emission rate dramatically. This new etcher uses a large Transformer Coupled Plasma (TCP) source which generates a high ion density. Patterned sapphire etching rate up to 120nm/min could be obtained using a BCl3 based chemistry. Control of the process settings has allowed demonstrating cone shape features with height up to 2um, smooth sidewalls and no trenching. Phototherapy is a widely used treatment for it. Blue and green narrow-band LED chips, with central wavelength 460nm and 505nm, are selected for reliable and effective phototherapy. To meet the requirement of irradiance and uniformity, two different optical design schemes for neonatal jaundice phototherapy apparatus are proposed in this paper. The first design uses 13 LED modules arranged in a specific order while the other one is based on a pair of specially designed fly-eye lens optical systems. Extending the conventional control method with intelligent technology, planning scheme according to the functions, the design carried out the three respectively subsystems, then the debugging and fusion of the software and hardware. By using the method of software, the high or low level of I/O output can simulate PWM control signal whose duty cycle of the PWM can be adjusted. The brightness data collected from the environment is changed into PWM control information. Using acoustic sensors and temperature sensors and voltage sensors to further adjust the distribution curves of the light and color, these collected data are turned into PWM fine tuning signal.
