Based on the detailed numerical tools, the insights into carrier transport of TEBT are investigated. Due to the employment of an appropriate tunneling emitter barrier, holes are confined effectively. So, the emitter injection efficiency is remarkably enhanced. Experimentally, the studied HBT with a thin tunneling barrier structure shows a very small offset voltage of 40mV and an extremely wide collector current operation regime. The low offset voltage is effective to improve amplifier efficiency at low power supply voltages. Furthermore, the operation region is larger than 11 decades in magnitude of collector current (10-12 to 10-1 A). A current gain of 3 is obtained even the device is operated at an ultra-low collector current of 3.9/spl times/10-12A (1.56/spl times/10-7A/cm/sup 2/). This is certainly suitable for low-voltage and low-power circuit applications.","PeriodicalId":340787,"journal":{"name":"IVESC 2004. New developments in X-ray optics and detectors opened possibilities to reduce the necessary source intensities by at least 2 orders of magnitude to obtain similar results in comparable times. In consequence a new generation of compact low power micro-focus X-ray tubes is required. The substitution of thermionic cathodes by field emitters offer means to reduce the size and power demand of miniature X-ray sources. Therefore, carbon fibre and carbon nanotube (CNT) field emitters have been investigated in a recent research project as promising electron sources for miniature X-ray tubes. We discuss the influence of electron-source design parameters on X-ray properties, in dependence on different carbon field emitter types. We also find that CaF/sub 2/ film coated on glass has a rough surface. So CNTs are grown on CaF/sub 2/2 coated sodalime glass using Ni as catalyst. Very low growth temperature of about 440/spl deg/C is achieved. CaF/sub 2/2 interlayer also enhances CNT-glass stickup forces. But application of the field emission cathode in a new class of electrovacuum of devices - in low-voltage multibeam amplifiers of average power of a millimeter wave band with cross-section extended type of the interaction, is especially perspective. The excess (or free) Ba enrichment process on the surface of oxide cathode, which starts to be induced from activation process, is a complex phenomenon which includes electrolytic transport, chemical reduction, and boundary diffusion, etc. We reveal that degradation behavior of oxide cathodes, which is directly related with the free Ba enrichment process, is able to be described by the stretched exponential model that has been successfully used to describe the complex dynamics of various systems. We derive a simple longevity equation, which depends on two parameters of stretched exponential model: i) characteristic life and ii) stretched exponent. We demonstrate that degradation factors, for example, temperature, can significantly affect the two parameters and in turn longevity. It is interesting that oxide cathodes, which have been applied as electron sources for /spl sim/100 years, can be described as dynamics of complex systems in modern physics.","PeriodicalId":340787,"journal":{"name":"IVESC 2004.
