The drift region is improved to reduce the change rate of the output capacitor of the transistor and ameliorate the linearity of power amplifier. Hot Carrier Injection (HCI) is alleviated by reducing the electric field at the gate edge near the drain by optimizing the field plate and the doping distribution of the channel. Excellent characterizations are achieved for Multi-Carrier GSM Base Station applications with linear gain of 20dB at 960MHz, high efficiency of 75% and 52dBm of saturated power. A load pull system is set up to test the optimum impedance points of the transistor, and the RF performance is evaluated by designing internal matching network and a demonstration board.","PeriodicalId":225547,"journal":{"name":"2014 IEEE International Wireless Symposium (IWS 2014)","volume":"193 1","pages":"0"},"PeriodicalIF":0.0,"publicationDate":"2014-03-24","publicationTypes":"Journal Article","fieldsOfStudy":null,"isOpenAccess":false,"openAccessPdf":"","citationCount":null,"resultStr":null,"platform":"Semanticscholar","paperid":"121540045","PeriodicalName":null,"FirstCategoryId":null,"ListUrlMain":null,"RegionNum":0,"RegionCategory":"","ArticlePicture":[],"TitleCN":null,"AbstractTextCN":null,"PMCID":"","EPubDate":null,"PubModel":null,"JCR":null,"JCRName":null,"Score":null,"Total":0}

The modulator is based on a switch controlled frequency quadrupler, which is driven by input data and a sinusoid signal source. A power detector consisting of a 4-way power divider and four identical active power detector units is proposed as an OOK demodulator. Combining the output of the detector units enables reducing of the ripple at the output by suppressing the 1st, the 2nd, and the 3rd harmonics due to the phase cancellation. The modulator and demodulator are characterized by on-wafer measurements. As an integrated OOK modulator and demodulator, high data rate transmission up to 14 Gbps is demonstrated. At data rate of 13 Gbps, BER<;10-12 and BER<;1.7×10-5 for 2-7-1 PRBS at the carrier frequency 120 GHz and 150 GHz are obtained, respectively. In addition, the modulator and demodulator achieve state-of-the-art power/energy efficiency. The frequency quadrupler has the highest power efficiency of 10% among published quadruplers. The proposed demodulator also exhibits the lowest energy/bit of 1.1 pJ/bit. Total DC power consumption of the modulator and demodulator is 62 mW.","PeriodicalId":225547,"journal":{"name":"2014 IEEE International Wireless Symposium (IWS 2014)","volume":"26 1","pages":"0"},"PeriodicalIF":0.0,"publicationDate":"2014-03-24","publicationTypes":"Journal Article","fieldsOfStudy":null,"isOpenAccess":false,"openAccessPdf":"","citationCount":null,"resultStr":null,"platform":"Semanticscholar","paperid":"114185798","PeriodicalName":null,"FirstCategoryId":null,"ListUrlMain":null,"RegionNum":0,"RegionCategory":"","ArticlePicture":[],"TitleCN":null,"AbstractTextCN":null,"PMCID":"","EPubDate":null,"PubModel":null,"JCR":null,"JCRName":null,"Score":null,"Total":0}

First, the functionality of the implemented PLL is described by a block diagram. Second, individual PLL components are presented and analysed. Altogether a voltage controlled oscillator (VCO), an automatic amplitude control (AAC), a buffer stage, a TSCP logic as well as a DCVSL-R high-speed by-two-divider, a multi-modulus divider (MMD), and a phase-frequency detector are developed. The frequency tuning range of the PLL is between 4.34 and 4.70 GHz and hence the VCO tuning range has to be around 4 to 5 GHz. Beyond this, the VCO's post-layout phase noise is -100.50 dBc/Hz at 1 MHz under nominal environmental conditions and the post-layout yield analysis predicts 99.773%. Additionally, the VCO and the AAC are connected. Due to that additional AAC feedback circuit, the current consumption as well as the VCO output amplitude decrease. The overall system simulation shows the settling process of the PLL for the tri-state and the five-state mode of the PFD. Finally the VCO performance is compared with other state-of-the-art LC-VCOs.","PeriodicalId":225547,"journal":{"name":"2014 IEEE International Wireless Symposium (IWS 2014)","volume":"29 1","pages":"0"},"PeriodicalIF":0.0,"publicationDate":"2014-03-24","publicationTypes":"Journal Article","fieldsOfStudy":null,"isOpenAccess":false,"openAccessPdf":"","citationCount":null,"resultStr":null,"platform":"Semanticscholar","paperid":"115857521","PeriodicalName":null,"FirstCategoryId":null,"ListUrlMain":null,"RegionNum":0,"RegionCategory":"","ArticlePicture":[],"TitleCN":null,"AbstractTextCN":null,"PMCID":"","EPubDate":null,"PubModel":null,"JCR":null,"JCRName":null,"Score":null,"Total":0}

The antenna is well designed to be feed element of an 8mm focal plane array (FPA) imaging system. A wideband SIW feeding structure is used for its implementation at mm-wave frequencies. The return loss of the proposed antenna is better than -12dB at Ka-band, meanwhile, the E-plane side lobe is almost 14dB low; which drops to 40dB down after being reflected by the parabolic antenna when placed on its focal plane. The array arrangement on focal plane is optimized for multiple overlapping beams to cover wider scene. Generally, there are good agreements between simulation and measurement results. The ALTSA antenna is an excellent candidate for passive millimeter-wave (PMMW) focal plane array imaging system.","PeriodicalId":225547,"journal":{"name":"2014 IEEE International Wireless Symposium (IWS 2014)","volume":"105 1","pages":"0"},"PeriodicalIF":0.0,"publicationDate":"2014-03-24","publicationTypes":"Journal Article","fieldsOfStudy":null,"isOpenAccess":false,"openAccessPdf":"","citationCount":null,"resultStr":null,"platform":"Semanticscholar","paperid":"121076940","PeriodicalName":null,"FirstCategoryId":null,"ListUrlMain":null,"RegionNum":0,"RegionCategory":"","ArticlePicture":[],"TitleCN":null,"AbstractTextCN":null,"PMCID":"","EPubDate":null,"PubModel":null,"JCR":null,"JCRName":null,"Score":null,"Total":0}

The power divider/combiner employed in this design provides not only a high power-combining efficiency over a full waveguide bandwidth, but also efficient heat sinking for the active power devices. A simple design approach for the power divider/combiner has been developed. The measured insertion loss of the power divider/combiner is less than 0.25dB across the 26-40GHz band. The measured output saturated power of the solidstate amplifier is higher than 27.5dbm over the entire Ka-band. The obtained power-combining efficiency is from 83% to 90% in this frequency band. These results indicate that the proposed power-combining scheme is suitable for implementation of low cost, broadband power amplifiers operating at millimeter wave frequency.","PeriodicalId":225547,"journal":{"name":"2014 IEEE International Wireless Symposium (IWS 2014)","volume":"122 1","pages":"0"},"PeriodicalIF":0.0,"publicationDate":"2014-03-24","publicationTypes":"Journal Article","fieldsOfStudy":null,"isOpenAccess":false,"openAccessPdf":"","citationCount":null,"resultStr":null,"platform":"Semanticscholar","paperid":"116350736","PeriodicalName":null,"FirstCategoryId":null,"ListUrlMain":null,"RegionNum":0,"RegionCategory":"","ArticlePicture":[],"TitleCN":null,"AbstractTextCN":null,"PMCID":"","EPubDate":null,"PubModel":null,"JCR":null,"JCRName":null,"Score":null,"Total":0}
