The design is based on a miniaturized slot antenna integrated with a novel full-wave cross-coupled bridge rectifier, with very low leakage current. When excited by a 1.1 GHz horn antenna with an effective isotropic radiated power (EIRP) of ~ 30 dBm, the rectenna provides more than 50 μW of DC power and a rectified DC voltage of higher than 1 V at distances below 2 cm. It is shown that the timing of the generated impulses can be locked to the edge of an input trigger with a high timing accuracy. It is also shown that the peak amplitude of the impulses can be programmed. In addition to time-domain measurements, frequency-domain spectrum is measured from DC to 75GHz. At 75GHz, the generated impulses have a frequency stability of better than 4Hz at 20dB below peak. The impulse train also achieves a timing jitter of better than 240fsec. Optical beam steering has been around for several decades as well; but, they have not been as widely used partially due to their relatively higher cost and form factor. Advancement in fabrication technology may enable monolithic optical phased arrays with low cost, size, and power consumption for a wide range of applications such as imaging, lidar, display, and holography. In this paper, we cover architectural considerations, device structures, and complete realization of a monolithic optical phased array transceiver in a commercial CMOS SOI process. The method is based on optimization of circuit elements based on feature points extracted from frequency dependent response. The accuracy of the method is validated by extracting a set of models from electromagnetic simulations of on-chip rectangular spiral inductors.
