The design peculiarities aimed to the most effective realization of modern PHEMTs potential are described. RTD offer highly symmetrical I(V) characteristics determined by the interior structure of diodes and may be optimized to provide greater efficiency and lower noise of the mixer. The filters are tuned due to variation of ferroelectric capacitance with DC controlling voltage.
