Experiments include standard thickness (10 mm) cells with and without back surface fields and ultrathin (2 mm) cells with and without back surface reflectors. A comparison between a widely used coverslide adhesive, DC 93-500, and a potential alternative, CV-2500, is also presented. The major findings from the data presented are that the 2 mm cells show the smallest relative power degradation and that the 10 mm back surface field cells show the greatest absolute power output for the environment encountered. The system is a standard Oriel simulator to which an incandescent source has been added. The light from the two sources is filtered and combined by means of a cold mirror. This makes it possible to simulate the solar spectrum with good accuracy over the wavelength range 350-1000 nm, which is more than sufficient for purposes of measuring solar cells based on amorphous silicon and its alloys. The major advantage of this simulator is its simplicity. The device has 1.8 eV top solar cells with efficiencies of 18% (100X, AM0), which would yield stack efficiencies of 31% (100X, AM0) with a silicon bottom cell. When fully developed, the Al/sub x/Ga/sub 1-x/As/Si mechanically stacked two-junction solar cell concentrator system can provide efficiencies of 36% (AM0, 100X). Liquid-phase epitaxy (LPE) growth techniques have been used. Growth process research was greatly expedited by complementary time-resolved photoluminescence measurements on double heterostructures. The latter simulated the active regions of the solar cell and produced values of the minority carrier lifetime and interface recombination velocity of the components of the solar cell. Photon recycling was shown to be a significant process in the effective lifetime of the various structures. The transport equations governing the behavior of p-i-n solar cells have been numerically solved as a function of the bandgap energy and the thickness of the active layer. It is found that very small benefits in the conversion efficiency of single-gap amorphous solar cells can be obtained with the use of a-Si/sub x/Ge/sub 1-x/:H alloys, the forbidden band of a-Si:H appearing to be nearly optimum. TFS/CIS (thin-film Si:H/CuInSe/sub 2/) tandem modules with 41.5 W and 10.5% aperture efficiency on 0.4 m/sup 2/ areas have been demonstrated. Film deposition and patterning processes have been successfully extended to 0.4 m/sup 2/ substrates. The larger size is comparable with conventional single-crystal silicon commercial modules and represents a prototype high-efficiency thin-film power product. In this context, photovoltaic processing technology, statutory/regulatory limits, toxicology, and health hazards associated with two processing alternatives (electrodeposition and spray pyrolysis) nearing commercialization are reviewed. The analogy with agriculture suggests PV energy production in PV farms, allowing PV farmers to live as traditional farmers do. It is pointed out that solar energy is an advantageous way to meet these requirements, but the insertion of a photovoltaic generator in a tower poses a certain number of specific problems, in terms of mechanics, electricity, and access. These problems have been studied through two experimental photovoltaic generator installations, paying particular attention to the function of the regulator. Based on the data acquired, the following recommendations are made for the next generation of installations. The installation should be equipped with a charge/voltage regulator, and, as soon as the battery voltage reaches a threshold level equal to 120% of its nominal value, the regulator should totally stop the charging process until the next sunrise. The Al/sub x/Ga/sub (1-x)/As is graded from x=0.08 to 0.18 in a 0.25 mu m thick emitter. The best measured efficiency for the structure under AM0 conditions is 19.5% using an Al/sub 2/O/sub 3/ single-layer antireflection coating. Optimization of the growth process using minority carrier properties has produced improved AlGaAs material quality and, therefore, better cells.
