The diodes of n+-n-n+ with tunnel or resonance-tunnel scopes possess negative differential conductivity (ODP) because of tunneling or resonance tunneling of electrons through the lateral scopes of diodes is showed. 2 The n+-n-n+ diodes with tunnel or resonance-tunnel scopes can be fabricated in a co-planar and in «sandwich» structures is showed. 3. I – V characteristics of n+-n-n+ diodes are analyzed taking into account tunnel or resonance-tunnel is have been analyzed. The region of negative differential conductivity is determined by parameters of tunnel and resonance-tunnel scopes, material of operating diode region and geometry of structure. 4. There are many different methods and numerical algorithms to approximation solutions of nonlinear Schrodinger equations [5] from simple giving satisfactory results over a sufficiently large number of operations to complex. At present solutions of boundary value problems of mathematical physics [6–12] are widely used theory of atomic functions (AF). This solution is represent as a sum of shift-scaled AF families. AFs are infinitely differentiable functions and solutions of functional differential equations (FDE). They stay an intermediate position between the splines and trigonometric and algebraic polynomials. They are smoother than splines but less smooth than the polynomial. In this work we construct AFs shift-contraction of which constitutes the solution of Schrodinger equations. On the first stage the operator method [4] solution of FDE is considered. {"title":"Reliability, degradation and breakdown of advanced gate stacks","authors":"E. Miranda","doi":"10.1109/MSMW.2010.5545996","DOIUrl":"https://doi.org/10.1109/MSMW.2010.5545996","url":null,"abstract":"When a metal-oxide-semiconductor (MOS) structure is subjected to electrical stress, traps or defects are progressively generated within the insulator and at the interfaces, a process that eventually leads to the formation of a filamentary path across the gate dielectric. This is the signature of dielectric breakdown and is a major reliability issue for MOSFET devices. The problem is that not all the gate stacks break down in the same way so that a detailed analysis for each particular system is required. Although the failure statistics of thin oxide layers has been shown to be consistent with percolation models of defects generation, much less is known about the physics of post-breakdown conduction. In the last decade, several models based on mechanisms such as variable range hopping, tunneling, percolation and quantum point contact conduction have been proposed to explain the electron transport through the oxide layer under such circumstances. In this presentation, we will review the physics associated with these models starting from basic oxide reliability analysis. Use of double frequency sounding permits to evaluate effective aerosols parameters with satisfactory accuracy for “narrow” Δr̄ ≤ 0,3 and “wide” Δr̄ ≥ 4 distribution law. The spatial field distribution was constructed for the four characteristic frequencies in the case of the E-polarization of incident radio wave. The lower couple of them corresponds to the first maximum and minimum in the complete field observed at the backside of cylinder. Two higher frequencies are related to the field maximum and minimum at the same point at frequency about 100 GHz. Spatial distribution of the full field amplitude was compared for the cases of metallic, dielectric, and meta-material cylinders. Pérez-Rodríguez","doi":"10.1109/MSMW.2010.5546027","DOIUrl":"https://doi.org/10.1109/MSMW.2010.5546027","url":null,"abstract":"The effect of spatial dispersion and size-effect in the electrodynamics of metallic slabs, having been studied with the formalism of the Boltzmann kinetic equation, turns out to be qualitatively different from that predicted by the widely-used Drude-Lorentz model. In particular, within the high-frequency region, the absorption oscillates as a function of wave frequency and sample thickness. Besides, the absorption becomes sensitive to the value of the electron Fermi velocity and nontrivially depends on the electron relaxation rate.
