Kononenko","doi":"10.1109/LFNM.2010.5624199","DOIUrl":"https://doi.org/10.1109/LFNM.2010.5624199","url":null,"abstract":"Using numerical modeling, influence of tuning the lasing frequency within the gain band on the modulation response of quantum-well heterolasers in the GaInAs-GaInAsP system versus the modulation frequency of pump current is investigated. It is established that maximum values of the frequency width of the response band and possibilities of realization of high-speed regimes at signal transmission in information systems are obtained at the central region of the gain band. Growth of the direct component of the pump current results in increasing the response bandwidth. Two stages of field evolution is shown. At the early stage a spatial and temporal field structure is similar partly to the case of an unbounded medium. Transients in the form of a nonstationary wave spectrum are observed at the second stage. The minimum value of threshold current density of 0.2 A/cm2 has been measured at the electron energy E = 8 keV and temperature T = 50 K. We obtain the simple quantitative criterion for the negative DP existence in the single oscillatory approximation model. We introduce this criterion as inequality between the damping constant and T-L frequency splitting of the polar phonon.
