Furthermore, it's noise usually dominates the synthesizer's in-band phase noise and can also degrade the out-of-band phase noise due to insufficient suppression. For the last four years, the Defense Advanced Research Projects Agency (DARPA) has pursued research focused on reduction of near-junction thermal resistance through use of diamond substrates and convective and evaporative microfluidics. Using the background of the Poly-Harmonic Distortion (PHD) model formalism, the extension of the model kernels description up to the third order makes the behavioral model more robust and accurate for a wide range of impedance loading conditions, which is a primordial when designing a High Power Added Efficiency Doherty Amplifier, where a load impedance variation can be observed as a function of the power level. In this paper, a model of a 15 W GaN Packaged Transistor has been extracted from Load Pull measurements for Class AB and Class C conditions. This new Enhanced PHD model (EPHD) and the original PHD model are benchmarked against Load Pull measurements in order to check the new formulation. Examples of acquired radar signals are presented with corresponding radar images obtained after processing. Potential applications of the setup system in a variety of research projects are given. During transistor switching, charge carriers are injected into the substrate and affect the surrounding devices. In junction isolated technologies, hole injection is effectively suppressed using highly doped n-type layers, while electron injection requires separating the highly doped layer from the drain of the device. However, this architecture forms a parasitic NPN transistor, which conducts the injected electrons to the isolation layer causing efficiency losses. We present here a method to improve the efficiency of the switch, by altering the semiconductor doping and thus tuning the gain of the parasitic bipolar. The designed absorption line of the perfect absorber MM moves slightly due to substance presents in vicinity to the perfect absorber. By means of a ray tracing approach different combinations of polarization of antennas at the transmitter as well at the receiver end of the communication link are compared with respect to statistics of the channel gain varying due to multipath propagation. Diffuse scattering is taken into account by a single parameter derived from measurements. Experiments are performed in laboratory conditions on sleeping rats by using two SFCW radars operating at frequency ranges of 3.6-4.0 GHz and 13.8-14.2 GHz. Respiration pattern and movement activity of a rat were monitored by each radar.
