In this process, simultaneous grinding of Cu and Si was performed by using a novel grinding wheel (vitrified-bond type) and cleaning the grinding wheel with a high-pressure micro jet. Owing to the inelastic porous structure and in situ cleaning of the grinding wheel, the adhesion of Cu contaminants to Si was suppressed during grinding, and the TSVs could be leveled and revealed without burning and smearing of Cu. After this, electroless Ni-B plating was performed in order to prevent etching of Cu in the TSVs, and alkaline etching of Si was performed to reduce slight Cu contamination generated by direct Si/Cu grinding. As a result, TSVs were revealed uniformly and the K, Ni, and Cu contaminants in the Si region between TSVs were suppressed to below 5 × 1010 atoms/cm2.","PeriodicalId":231905,"journal":{"name":"2014 International 3D Systems Integration Conference (3DIC)","volume":"87 1","pages":"0"},"PeriodicalIF":0.0,"publicationDate":"2014-12-01","publicationTypes":"Journal Article","fieldsOfStudy":null,"isOpenAccess":false,"openAccessPdf":"","citationCount":null,"resultStr":null,"platform":"Semanticscholar","paperid":"123134808","PeriodicalName":null,"FirstCategoryId":null,"ListUrlMain":null,"RegionNum":0,"RegionCategory":"","ArticlePicture":[],"TitleCN":null,"AbstractTextCN":null,"PMCID":"","EPubDate":null,"PubModel":null,"JCR":null,"JCRName":null,"Score":null,"Total":0}

In most common approaches, TSV is filled with copper. Due to large mismatch in Coefficients of Thermal Expansion (CTE) between the copper via and the silicon of TSV, significant thermal stresses will be induced at the interfaces of Cu/dielectric layer (usually SiO2) and dielectric layer/Si, which would lead to various reliability and electrical performance issues. As a solution, a novel structure TSV (Annular-Trench-Isolated TSV: ATI TSV) was proposed to optimize the thermal stress distribution. A ring of Si is remained between Cu and SiO2 during print process. The better thermal properties of ATI TSV was revealed by Finite Element Method simulation. The thermal stress level of ATI TSV is compared to most common cylindrical TSV (regular TSV) and annular TSV. Due to the large CTE mismatch between copper and silicon, the stress is concentrated at the interface of Cu/Si inside TSV under thermal load. In case of 5 μm TSV diameter, thermal stress with level of less than 30 MPa is achieved in silicon substrate of ATI TSV with 80% reduction comparing to regular TSV. The silicon ring thickness is constant as 1 μm in this study. With downsizing TSV diameter, the volume ratio of silicon ring to copper core increases. Therefore, the effect of stress concentration at the interface of Cu/Si inside TSV enhanced with TSV scaling down. Further reducation of stress in silicon substrate can be achieved by thicken silicon ring in ATI TSV.","PeriodicalId":231905,"journal":{"name":"2014 International 3D Systems Integration Conference (3DIC)","volume":"71 1","pages":"0"},"PeriodicalIF":0.0,"publicationDate":"2014-12-01","publicationTypes":"Journal Article","fieldsOfStudy":null,"isOpenAccess":false,"openAccessPdf":"","citationCount":null,"resultStr":null,"platform":"Semanticscholar","paperid":"116041310","PeriodicalName":null,"FirstCategoryId":null,"ListUrlMain":null,"RegionNum":0,"RegionCategory":"","ArticlePicture":[],"TitleCN":null,"AbstractTextCN":null,"PMCID":"","EPubDate":null,"PubModel":null,"JCR":null,"JCRName":null,"Score":null,"Total":0}

Checkpointing, which copies data required for continuing the program execution as a backup, is expected as a promising approach to keeping a high dependability. However, checkpointing causes additional memory accesses, which cause performance and energy overheads. To reduce these overheads, this paper focuses on 3D-stacking technologies. Since the technologies realize large on-chip memories with a short latency and a high bandwidth, the overheads of checkpointing are expected to decrease. In order to examine the reduction of the overheads, this paper supposes a future 3D-stacked processor-memory module, and proposes an on-chip checkpointing mechanism. The evaluation results indicate that the on-chip checkpointing with 3D-stacked memories can reduce the execution time by 15% and energy consumption by 26% on average, compared with the checkpointing mechanism with off-chip memories.","PeriodicalId":231905,"journal":{"name":"2014 International 3D Systems Integration Conference (3DIC)","volume":"72 3","pages":"0"},"PeriodicalIF":0.0,"publicationDate":"2014-12-01","publicationTypes":"Journal Article","fieldsOfStudy":null,"isOpenAccess":false,"openAccessPdf":"","citationCount":null,"resultStr":null,"platform":"Semanticscholar","paperid":"114099460","PeriodicalName":null,"FirstCategoryId":null,"ListUrlMain":null,"RegionNum":0,"RegionCategory":"","ArticlePicture":[],"TitleCN":null,"AbstractTextCN":null,"PMCID":"","EPubDate":null,"PubModel":null,"JCR":null,"JCRName":null,"Score":null,"Total":0}

Based on this assumption, heat dissipation is frequently pointed as one of the remaining challenges in the promising 3D integration technology. This work brings an overview of the thermal impact of the 3D integration technology, providing means to investigate causes and alternative solution for the existing thermal issues in 3D ICs. A complete chip-package-board system is used to evaluate the thermal performance of a memory-on-logic 3D circuit. Thermal simulations and silicon measurements from two fabricated versions of a SoC instrumented with integrated heaters and thermal sensors are compared to reveal the temperature profile changes resulting from 3D integration. This work also provides a comprehensive discussion of the four main aspects differentiating heat dissipation in 3D ICs: chip footprint, die thickness, inter-die interface and TSVs. This study demonstrates, for instance, that non-thinned stacked dies may act as heat spreaders and help to alleviate hotspot issues while TSVs are in fact not effective for thermal mitigation. Lastly, this work proposes the use of graphite-based heat spreaders as an alternative to compensate the poor heat dissipation properties exhibited in 3D ICs. Simulation results show a temperature reduction of up to 45μC and suggest this is a potential cost-effective method for thermal management. The discussion presented in this work aims to understand the thermal impact of technology parameters inherent in 3D integration and supports system architects and designers to take early design decisions and prevent thermal issues.","PeriodicalId":231905,"journal":{"name":"2014 International 3D Systems Integration Conference (3DIC)","volume":"22 1","pages":"0"},"PeriodicalIF":0.0,"publicationDate":"2014-12-01","publicationTypes":"Journal Article","fieldsOfStudy":null,"isOpenAccess":false,"openAccessPdf":"","citationCount":null,"resultStr":null,"platform":"Semanticscholar","paperid":"117020970","PeriodicalName":null,"FirstCategoryId":null,"ListUrlMain":null,"RegionNum":0,"RegionCategory":"","ArticlePicture":[],"TitleCN":null,"AbstractTextCN":null,"PMCID":"","EPubDate":null,"PubModel":null,"JCR":null,"JCRName":null,"Score":null,"Total":0}

For cooling from the bottom side of chips, it is essential to consider the trade off among thermal, electrical and mechanical performance. Firstly, the thermal resistance reduction of a laminate (substrate) is evaluated, and the effect of high thermal conductivity insulator is simulated, in addition to thermal vias. Secondly, locating a graphite sheet in the joint (interconnection) layer between a bottom chip and a laminate is proposed. When a graphite sheet is connected to a lid (heat spreader), it is simulated how much heat density can be managed by this cooling structure. Also, when a graphite sheet is used to effectively conduct the hot spot heat to large area of a laminate to accommodate various electrical and thermal via locations, its effect to spread the hot spot heat is simulated.","PeriodicalId":231905,"journal":{"name":"2014 International 3D Systems Integration Conference (3DIC)","volume":"67 4 1","pages":"0"},"PeriodicalIF":0.0,"publicationDate":"2014-12-01","publicationTypes":"Journal Article","fieldsOfStudy":null,"isOpenAccess":false,"openAccessPdf":"","citationCount":null,"resultStr":null,"platform":"Semanticscholar","paperid":"129220494","PeriodicalName":null,"FirstCategoryId":null,"ListUrlMain":null,"RegionNum":0,"RegionCategory":"","ArticlePicture":[],"TitleCN":null,"AbstractTextCN":null,"PMCID":"","EPubDate":null,"PubModel":null,"JCR":null,"JCRName":null,"Score":null,"Total":0}

On-chip timing measurements capabilities must keep up with growing design complexity and process variations to meet competitive product time-to-market. However, enhancing silicon debug capabilities cannot simply be met by proliferating on-chip structures, since the overhead would be prohibitively expensive to deploy. We propose moving on-chip debug and validation structures onto a separate die which would be stacked onto the product die using three-dimensional integration (3D-IC). This paper focuses on achieving observability at clock sinks which are critical for understanding on-chip timing uncertainty. We present a circuit implementation and design flow which realizes high volume on-chip timing measurements for a 2D product die.","PeriodicalId":231905,"journal":{"name":"2014 International 3D Systems Integration Conference (3DIC)","volume":"97 1","pages":"0"},"PeriodicalIF":0.0,"publicationDate":"2014-12-01","publicationTypes":"Journal Article","fieldsOfStudy":null,"isOpenAccess":false,"openAccessPdf":"","citationCount":null,"resultStr":null,"platform":"Semanticscholar","paperid":"134219511","PeriodicalName":null,"FirstCategoryId":null,"ListUrlMain":null,"RegionNum":0,"RegionCategory":"","ArticlePicture":[],"TitleCN":null,"AbstractTextCN":null,"PMCID":"","EPubDate":null,"PubModel":null,"JCR":null,"JCRName":null,"Score":null,"Total":0}

Our proposed models take design floorplan and the corresponding power map with temperature-dependent leakage power component and accurately estimate the temperature of any given location in the design. We show that our models are within less than 1% of commercial-grade finite-volume models while they are 100X faster. In addition, we demonstrate the minimum power reduction required in mobile 3D-ICs to achieve similar thermal behaviour of that of the corresponding 2D-ICs. Subsequently, we provide guidelines on 3D partitioning / floorplanning to further improve thermal profile of 3D-ICs.","PeriodicalId":231905,"journal":{"name":"2014 International 3D Systems Integration Conference (3DIC)","volume":"119 1","pages":"0"},"PeriodicalIF":0.0,"publicationDate":"2014-12-01","publicationTypes":"Journal Article","fieldsOfStudy":null,"isOpenAccess":false,"openAccessPdf":"","citationCount":null,"resultStr":null,"platform":"Semanticscholar","paperid":"133947358","PeriodicalName":null,"FirstCategoryId":null,"ListUrlMain":null,"RegionNum":0,"RegionCategory":"","ArticlePicture":[],"TitleCN":null,"AbstractTextCN":null,"PMCID":"","EPubDate":null,"PubModel":null,"JCR":null,"JCRName":null,"Score":null,"Total":0}

It was observed that the TSV diameter has huge impact on the magnitude of resultant thermo-mechanical stress. The 20 μm-width Cu-TSV has induced more than -1500 MPa of stress in the vicinal Si, while the 2 μm-width Cu-TSV induced less than -10 MPa of compressive stress in the surrounding Si. Therefore by decreasing the TSV diameter, one can virtually eliminate the thermo-mechanical stress induced by TSV.","PeriodicalId":231905,"journal":{"name":"2014 International 3D Systems Integration Conference (3DIC)","volume":"26 1","pages":"0"},"PeriodicalIF":0.0,"publicationDate":"2014-12-01","publicationTypes":"Journal Article","fieldsOfStudy":null,"isOpenAccess":false,"openAccessPdf":"","citationCount":null,"resultStr":null,"platform":"Semanticscholar","paperid":"116798457","PeriodicalName":null,"FirstCategoryId":null,"ListUrlMain":null,"RegionNum":0,"RegionCategory":"","ArticlePicture":[],"TitleCN":null,"AbstractTextCN":null,"PMCID":"","EPubDate":null,"PubModel":null,"JCR":null,"JCRName":null,"Score":null,"Total":0}

In this paper we present the results of a complete morphological, electrical and reliability study conducted on four-layer copper structures realized by Cu-SiO2 direct hybrid bonding. Ultra-fine 7 μm pitch, 3 μm × 3 μm pads daisy chains with up to 30 160 connections are bonded with submicron accuracy, matching the interconnection needs in upcoming 3D circuits. A focus is paid on the influence of the temperature of annealing on the bonding quality and electrical performances. Thanks to SEM, FIB/SEM tomography, AFM, TEM and TEM-EDX analysis, the morphology of the bonded structures is described. Electrical parametric tests exhibit very low resistance structures, with high functional yields and low variability. State-of-the-art contact resistivity is obtained for 200 and 400 °C treatments. Unbiased HAST, temperature cycling and temperature storage tests demonstrate excellent reliability performances. Finally, an electromigration resistance comparative study is conducted on bonded copper lines with TaN/Ta and TiN diffusion barriers.","PeriodicalId":231905,"journal":{"name":"2014 International 3D Systems Integration Conference (3DIC)","volume":"62 1","pages":"0"},"PeriodicalIF":0.0,"publicationDate":"2014-12-01","publicationTypes":"Journal Article","fieldsOfStudy":null,"isOpenAccess":false,"openAccessPdf":"","citationCount":null,"resultStr":null,"platform":"Semanticscholar","paperid":"113984163","PeriodicalName":null,"FirstCategoryId":null,"ListUrlMain":null,"RegionNum":0,"RegionCategory":"","ArticlePicture":[],"TitleCN":null,"AbstractTextCN":null,"PMCID":"","EPubDate":null,"PubModel":null,"JCR":null,"JCRName":null,"Score":null,"Total":0}
