This advanced module features critical spacing for 2D arrays, an aluminum silicon carbide housing, multilayer ceramic substrates for RF and control circuitry, a custom hermetic DC multipin connector, high-performance MMIC LNAs (low-noise amplifiers) and power amplifiers, and specialized multifunction MMIC chips for a reduced parts count. Each of the two channels feature a selectable horizontal and vertical polarization capability. The yield of a broadband amplifier was significantly improved after optimization. Predicted yield over a range of specifications was verified by device data. The two-stage amplifier has achieved an output power of 1 W with an associated gain of 10 dB and a power-added efficiency of 25.1%. The design is based on a TRW 0.25- mu m T-gate pseudomorphic InGaAs high electron mobility transistor (HEMT) device technology. The amplifier was designed using a 1-mm device driving a 2-mm device. The complete amplifier mounted on a carrier is 0.26 in*0.16 in*0.02 in. Good agreement is obtained with data from extensive 3-D field simulations, and verified by a limited number of measurements on alumina. The magnitude of the discontinuity is found to be smaller than indicated in previous work, but it is nevertheless of the same order as a microstrip step in a comparable situation. This calibration makes it possible to use time-domain-reflected, time-domain-transmitted (TDR-TDT) systems at a quantitative level as a time-domain network analysis (TDNA) system. The data acquisition and calibration programs are implemented on a personal computer. All measurements are achieved in the time domain; the errors are corrected in the frequency domain, after Fourier transform. The bandwidth of the system extends from DC to 20 GHz. The mixer consists of four diodes arranged in a star configuration connected to several balun-type structures. The configuration allows extracting the IF (intermediate frequency) signal at a node which is a virtual ground to both LO (local oscillator) and RF signals. Thus, compared to conventional MMIC mixers, a significant improvement in extracting the IF signal to achieve a broad bandwidth performance is possible.
