Results of one of the characterization tests that SERI has performed are also presented. The objective is to establish a common approach to testing modules that will be acceptable to both users and manufacturers. The tests include acceptance, qualification, and characterization tests. Acceptance tests verify that randomly selected modules have similar characteristics. Qualification tests are based on accelerated test methods designed to simulate adverse conditions. Campbell","doi":"10.1109/PVSC.1988.105735","DOIUrl":"https://doi.org/10.1109/PVSC.1988.105735","url":null,"abstract":"Antimony has been explored as a dopant in dendritic web silicon in an attempt to achieve uniformity in resistivity through the thickness and along the length of the web ribbon, and to inhibit the formation of deleterious oxide precipitates. The desired uniformity was achieved, making possible the fabrication of efficient, n-base bifacial cells using high-resistivity (10-100 Omega -cm) web and the growth of web over long periods of time (five days) without replenishing the dopant in the melt. Antimony-doped web cells were fabricated with measured hole diffusion lengths up to 333 mu m and hole lifetimes up to 66 mu s. Such diffusion lengths significantly exceed the typical web thickness (100-125 mu m), thereby satisfying an important requirement for high-efficiency cells. Web cell efficiencies up to 16.7% were measured. The array panel includes three mirrors, each focusing on two different linear solar cell strings. Small changes in current, voltage, and temperature have been observed in all six experiments. The use of unglassed solar cells on four of the six strings does not seem to affect these performance trends, confirming that the surrounding mirror and cell assembly components can be used as cell shielding. Analysis of current output during off-pointed periods allows a determination of concentrator pointing tolerances. A combination of measurements and modeling is used to demonstrate that a base lifetime of 8 ns and a heteroface recombination velocity of 1.25*10/sup 5/ cm/s are necessary to simulate the spectral response, cell data, and leakage current in a 21.2% efficient GaAs cell. Optimization of the p/n heteroface structure shows that AM1.5 one-sun efficiencies of approximately 25% are achievable from a thin base/buffer design with a base lifetime of only 15 ns and a well-passivated back surface. The conditions under which different battery types are most appropriate are identified. It is shown that nickel cadmium batteries are often a more cost-effective option than lead-acid batteries for PV systems. On the basis of this theory, the spectral response as a function of relevant cell parameters, such as dopings, diffusion lengths, and thicknesses of the substrate and epitaxial layer regions and the dead layer, is calculated. It was found that two effects mainly control the spectral response of epitaxial solar cells: (i) the doping ratio of substrate to epitaxial layer and (ii) the dead layer thickness. The former markedly influences the long wavelength region spectral response, while the latter has a profound effect on the short wavelength response. Derived saturation currents for the cells have been used to calculate base minority carrier lifetimes. These rise with temperature, showing some saturation near 100 degrees C. Data are quantitatively explained by an energy band model with divacancy levels at 0.25 eV and impurity levels at 0.6 eV above the valance band. Close fits to experimental results are found for concentrations of 6*10/sup 12//cm/sup 3/ and 1.5-2*10/sup 11//cm/sup 3/ for the 0.25 and 0.6 eV levels, respectively. At 100 degrees C the saturation is controlled by the latter, while divacancies affect the lifetimes at lower temperatures.
