An accurate model of the transistor up to the third harmonic is a necessity for exploiting these amplifier classes. In this work, we present the considerations and challenges associated with modelling the device, and in particular the impact of extrinsic parasitics, for operation at high frequencies. We present a modified version of Dambrine’s extraction procedure of intrinsic elements at sub-6 GHz frequencies, and demonstrate its utility up to 80 GHz by application in the extraction of a simulated GaN HEMT.","PeriodicalId":375541,"journal":{"name":"2021 28th International Conference on Mixed Design of Integrated Circuits and System","volume":"59 1","pages":"0"},"PeriodicalIF":0.0,"publicationDate":"2021-06-24","publicationTypes":"Journal Article","fieldsOfStudy":null,"isOpenAccess":false,"openAccessPdf":"","citationCount":null,"resultStr":null,"platform":"Semanticscholar","paperid":"121609871","PeriodicalName":null,"FirstCategoryId":null,"ListUrlMain":null,"RegionNum":0,"RegionCategory":"","ArticlePicture":[],"TitleCN":null,"AbstractTextCN":null,"PMCID":"","EPubDate":null,"PubModel":null,"JCR":null,"JCRName":null,"Score":null,"Total":0}
