These results are obtained by using a thin film circuit of small dimensions, combined with beam lead components and chip bipolar transistors. The experiments indicate that the lumped element approach is now practically feasible up to 10 GHz. Filters are configured in dual-mode structure operating in the dominant or higher order modes. Synthesis is accomplished using optimization techniques. Experimental results for a sixth order filter at 12 GHz agree closely with the dicted response. This device combines high conversion gain and low noise operation with the convenient feature that the RF and local oscillator signals can be applied to the separate gates. Biased near pinch off a one micron gate MESFET in a 'disc' tuned circuit has yielded 11 dB of conversion gain and 6.5 dB noise figure (DSB) at 10 GHz with an IF of 30 MHz. The transistor technology results in a peak fT of 5GHz and includes gold beam-leads for easy circuit assembly. When used as current mode switches the pairs exhibit propagation delays and edge times of 350ps. The circuit technique is demonstrated in a number of key functions for regenerative repeaters and terminal/test equipment. These include clock extraction (phase detector), data regeneration (decision flip-flop), and multiplexing, all performing at IGbit/s. By using a novel structure and a process technique, the following remarkable results were obtained; (1) fmax of above 5 GHz, (2) amplifying power of 24 watts at 1 GHz, and (3) oscillating power of 100 watts at 200 MHz. These results strongly indicate that components presumed to employ the edge-guided or peripheral mode to obtain isolation in fact utilize a disturbed dynamic wave guiding mode which, in the vicinity and within the region where the effective permeability is negative, assumes a quasi-surfacewave structure. The equipment is fitted with an NEC-0.5 micron gate GaAs MESFET pre-RF amplifier having a noise figure of less than 2.5 dB at 6 GHz, and with an RF amplifier formed by two Si DDR IMPATT diodes for producing an output of 4W. After the discussion of thermal noise and intermodulation noise, the results of the system test are described. Conversion gain of 10 dB associated with 4 dB SSB noise figure have been achieved. Results will be presented concerning a balanced module made up of two such mixers, image termination effect, cooling and the influence of 1/f noise.
