Although the short wavelength lasers are typically observed to have a high characteristic temperature To, their differential efficiencies often decrease rapidly with temperature increase, which can cause serious problems in many applications. In this work, we investigate the physical causes of this temperature dependence experimentally as well as theoretically with buried heterostructure InGa As / InGaAsP / InGaP strained quantum well lasers. Laser bars of various cavity lengths were measured at temperatures between 10°C to 160°C. Testing unbonded laser bars allows us to perform measurements of many lasers with similar conditions. Nonetheless several research groups have observed optical bistability in samples with absorption lengths significantly above this limit.2 It has been suggested2 that the observed bistability is the result of an initial self-focusing of the incident beam brought about by thermal refractive index change which then induces a bistable effect in the final portion of the sample. If the focal length of the laser induced thermal lens is comparable with the sample thickness, then the reduction of the laser beam size could then induce bistability at a lower threshold in the final portion of the sample. The theoretical analysis for such a configuration gives a coupling efficiency larger than 70%,2 whereas the experimental measurements have been found as poor as 10%. The results discrepancy seems to be the consequence of the thermal loading of the optical elements set inside the laser cavity in which the light intensity is very large.
