Частицы указанных размеров демонстрируют большую коэрцитивную силу, около 20 kOe при комнатной температуре. В области температур 80-150 K в ε-Fe2O3 происходит магнитный переход, сопровождающийся резким уменьшением коэрцитивной силы. В то же время, есть значительные различия в магнитном поведении \"крупных\" (~20 nm) частиц и частиц ультрамалых размеров (до 6 nm). Ряд экспериментальных фактов свидетельствует о проявлении размерных эффектов, приводящих к изменению магнитной структуры в частицах указанных размеров. Кроме того, для таких частиц проявляется и поверхностный эффект --- существенный вклад в магнитное поведение вносит поверхностная магнитная анизотропия. В настоящей работе проведен краткий обзор проявления указанных размерных и поверхностных эффектов в магнитных свойствах наночастиц ε-Fe2O3. В процессе создания структур варьировалась температура подложки в интервале от 200 до 350oC, а толщина слоев составила ~ 50 nm. Образцы изготовленных структур подвергались отжигу импульсами эксимерного KrF-лазера. Анализ спектров комбинационного рассеяния отожженных образцов с использованием аппроксимации их функциями Лоренца показал, помимо пиков в области LO- и ТО-мод GaAs, наличие связанной фонон-плазмонной моды. В результате отжига наблюдается значительное возрастание дырочной проводимости слоев (сопротивление уменьшается от значений Rs~107-109 Ω до Rs~ 900-3000 Ω). Существенным образом изменяется вид магнитополевой зависимости намагниченности при комнатной температуре: происходит переход от нелинейной характеристики с петлей гистерезиса для исходного образца (появляющейся вследствие присутствия в нем включений соединения MnAs c температурой Кюри выше комнатной) к линейному характеру поведения для отожженного образца. Изучение гальваномагнитных свойств при температурах от 10 до 150 K показывает существование ферромагнетизма в слоях GaMnAs с температурой Кюри, достигающей 90 K. Наблюдаемые эффекты позволяют заключить, что применяемое импульсное лазерное воздействие приводит к модификации (растворению) включений MnAs, электрической активации Mn и, как следствие, к образованию однофазного ферромагнитного полупроводника GaMnAs. The samples with the glass shell removed were heated at temperatures of 753 K and 703 K for 20 minutes, afterwards, their structure was examined using X-ray diffraction. Subsequently, the thermally treated samples were chemically etched and X-ray diffraction study of the structure was again carried out. Селезнев, Ю В Хивинцев, Ю А Филимонов","doi":"10.21883/ftt.2023.07.55842.19h","DOIUrl":"https://doi.org/10.21883/ftt.2023.07.55842.19h","url":null,"abstract":"In a structure of an epitaxial film of yttrium iron garnet (YIG) with crystallographic orientation (111) 11.8 μm thick and a 5 nm thick platinum (Pt) film deposited on its surface, the effect of EMF generation in a platinum film during the propagation of magnetostatic waves (MSW) in the structure was studied at values of the tangential constant magnetic field H less than the saturation field H_s~65 Oe of the YIG film. The experiments were performed in a geometry where the field H was parallel to the crystallographic direction [1¯21] and to the MSW antennas, and the distances from the input antenna to the output antenna and to the Pt film were ~5 mm and ~0.5 mm, respectively. In the structure under consideration, at |H|<H_s, a stripe domain structure (SDS) was formed, which in fields |H|<H_1~5 – 7 Oe acquired a branching character in the near-surface layer. In the range of fields H_1<|H|<H_2≈40 Oe, MSW propagation was observed in the frequency band ∆F_1~ 300-550 MHz, which was accompanied by EMF generation due to the inverse spin Hall effect. The results are compared with the application of small additional deformation by HPT, which, after low-temperature annealing, leads to a substantial increase in ductility (plasticization effect) with small decrease in strength. It is shown that, in contrast to the additional deformation of HPT, the deformation of CR after intermediate low-temperature annealing leads to a sharp drop in plasticity to ~2%, while the strength increases to ~275 MPa. The key role of the nonequilibrium state of grain boundaries in the manifestation of the plasticization effect in the UFG Al–0.4Zr alloy is revealed. A new approach is proposed for simultaneously increasing the strength and ductility of the UFG Al–0.4Zr alloy due to a small additional deformation by CR without intermediate annealing. As a result of this approach, a significant increase in strength by ~30% (ultimate tensile strength ~223 MPa) was achieved with a simultaneous increase in ductility up to ~26%, which is associated with an increase in the strain hardening rate due to an increase in the density of lattice dislocations in the UFG structure with nonequilibrium grain boundaries. By selecting the parameters of the model, it was possible to reproduce the diagram T(x) of this solid solution. The peculiarity of the diagram is that when approaching the concentration of x~0.1, the temperatures of the phase transitions between the tetragonal and monoclinic phases decrease sharply, turning to zero. It is shown that the disappearance of the monoclinic phase is due to the specifics of the statistical properties of the eight-minimum model describing the subsystem of octahedra with eight minima.
