ARXPS (Angle Resolution X-ray Photoelectron Spectroscopy), SIMS (Secondary Ion Mass Spectrometry), and TEM (Transmission Electron Microscopy) analysis are used to study impact of the temperature on doping profiles and amorphization layer thickness.
