摘要

为研究无清洗助焊剂焊接无铅焊点在85°/85%RH的热湿试验条件下焊接数天后的短路失效,采用体视显微镜、扫描电镜(SEM)和能谱仪(EDS)对其失效模式和现象进行观察,进一步分析短路失效的根本原因。结果表明,在潮湿环境和直流电的作用下,锡的迁移生长与焊点之间的接触是导致焊点短路失效的主要原因,锡的迁移主要与未清洗焊剂的残留有关。
