摘要
研究了在近红外范围内具有光子带隙的一维异质结构的性质,设计了GaAs-Ga/sub -x/ in /sub - 1-x/P体系中具有n-i-p-i超晶格的新型光子晶体。计算了光子晶体异质结构的性能特性,并研究了增益饱和度对活性n-i-p-i层的影响。分析了光在光子带隙区透射和反射时的放大特性,建立了缺陷模式下的发射特性。
