摘要

红外发光二极管在电离辐射下工作。本工作的目的是研究在长期工作中,初始中子辐照对led可靠性的影响。研究的对象是基于AlGaAs异质结构的发光二极管。通过加速分步试验模拟了长期工况。在逐级测试过程中,瓦安特性的变化可以表示为相应的阈值电流随测试步骤的增加而变化。实验证明,采用最佳水平的初等快中子辐照可以提高led的可靠性。

The effect of preliminary neutron irradiation on IR-LED characteristics during operation
