摘要

采用射频(RF)反应磁控溅射法制备了不同Al浓度的ZnO掺杂薄膜。利用x射线衍射仪(XRD)和霍尔效应测量系统研究了Al浓度和退火工艺对ZnO薄膜结构和电性能的影响。实验结果表明,随着Al掺杂浓度的增加,ZnO薄膜的结晶质量下降,当Al掺杂浓度为2 wt.%时,ZnO薄膜的载流子浓度达到最大值。
