Design of Ge/SiGe quantum cascade lasers using the density matrix model

Abstract

An automated design tool based on a density matrix model has been developed to model and optimize terahertz Ge/SiGe quantum cascade lasers. An optimum bound-to-continuum 7-well structure has been obtained.
