Abstract

The incorporation of silicon donor (SiGa) and beryllium acceptor (BeGa) impurities in molecular beam epitaxial GaAs is studied as a function of growth temperature (Tg) by measuring their localized vibrational modes (LVMs) at 77 K using the infrared absorption technique.
