Abstract

Novel structure to realize an ideal ohmic contact with the n/sup +/ region substituted by p/sup +/-n/sup +/ mosaic structure for the p/sup +/(SiGe)-n/sup -/-n/sup +/ hetero-junction switching power diodes is proposed.
