Abstract

Surface pretreatments with NO, N2O and NH3, are employed to prepare HfTiO/GeOxNy stack gate dielectric on n-Ge substrate. Impact of surface pretreatment on the electrical properties and reliability of the Ge MOS capacitors have been investigated.
