摘要

本文介绍了硅基电感器(L)的参数提取方法。首先,提出了目标等效电路的参数提取公式。由于该方法简单且基于物理背景,因此无需任何优化程序即可提取所有模型参数。用该公式求解的等效电路对s参数和rf噪声进行了验证,证明了其在20 GHz范围内的建模能力。在此基础上,进一步研究了模型参数的几何依赖关系,得到了清晰的布局依赖关系。
