The proposed switch is implemented in 0.13-µm SiGe BiCMOS process, and occupies 0.37 mm2. By utilizing the parasitic capacitance of the transistors, a better bandwidth performance can be obtained with shorter transmission lines. The switch achieves a measured insertion loss of 2.34-2.84 dB with pads over the frequency range of 18-43.5 GHz.
