Current oscillations in p-i-n diodes at interband photoexcitation
The dynamics of photoexcited electron-hole plasma in p-i-n diodes under steady applied voltage and photogeneration is investigated by the Monte Carlo particle simulation. The current oscillations with the frequency of the order of 1011 – 1012 Hz at the ballistic transport conditions are obtained.
