Abstract
The values of band offsets in lattice-matched and pseudomorphically strained InxGa1–xAs1–yNy/GaAs (001) heterointerfaces, with different indium \(\left( {0 \leqslant x \leqslant 1} \right)\) and low nitrogen compositions \(~\left( {0 \leqslant y \leqslant 0.05} \right)\), have been calculated on the basis of the Model Solid Theory. Our obtained results reveal that conduction and valence band states are significantly influenced as indium composition is changed, while nitrogen incorporation affects more the conduction band than the valence band. In fact, with increasing N composition, a dramatic conduction band energy change is reported, while the valence band offset varies weakly, about 20 meV per nitrogen concentration in %. Additionally, our results suggest a type II band lineup for both GaAs1‒yNy/GaAs and lattice matched InxGa1–xAs1–yNy/GaAs heterojunctions. The type I alignment in strained InxGa1–xAs1–yNy/GaAs is found to be achieved at relatively high In molar fraction and very low nitrogen compositions. Detailed information and results derived from this study will contribute in designing novel systems in a spectral range of high importance for optoelectronic devices including photodetectors, light emitters and more especially multijunction solar cells.
在模型固体理论的基础上,计算了不同铟\(\left( {0 \leqslant x \leqslant 1} \right)\)和低氮组成\(~\left( {0 \leqslant y \leqslant 0.05} \right)\)的晶格匹配和伪晶应变InxGa1-xAs1-yNy /GaAs(001)异质界面的能带偏移值。我们的研究结果表明,随着铟成分的改变,导带和价带状态受到显著影响,而氮掺入对导带的影响大于价带。事实上,随着N组成的增加,导带能量发生了显著的变化,而价带偏移变化较弱,约为20 meV / N %.
