Abstract
The scheme of the broadband frequency doubler of the local oscillator signal frequency based of the Gilbert cell is considered in the article. Circuitry solutions are based on the use of heterostructural bipolar transistors with a frequency of unity amplification of at least 300 GHz. The problem of the Gilbert cell operating mode specified of redistribution of currents in the arms of cell leading to a significant mismatch of the amplitude and phase characteristics of the differential output signal with an increase in the frequency of the local oscillator signal solved.
