Abstract

'I p-GaAs p 1.2 x 10'' ~ r n ~ NA/ND = 5 The performance of a GaAslAIGaAs carrier-injected optical modulatorlswitch is analyzed based on the results of the variations in the absorption coefficient and refractive index, calculated using a band-tail model. We show that small frequency chirping and high modulation depth with low absorption loss can be achieved by selecting the optimum operating conditions.
