Abstract

(4' GIP The design and characterization of InxGai-xAs/lnAsyPi.y(x = 0.82. y M 0.62) double heterojunction lasers for 2.55pm operation are discussed. To date, at 80K the lowest CW threshold currents are 650A/cm2, and the longest output wavelength is 2.45pm. The characteristic temperature, To, is about 37K, and the highest temperature of oscillation is 210K. Output powers are typically several milliwatts.
