摘要

提出了一种AlGaAs/GaAs长波量子阱红外探测器(LW-QWIPs)的等效电路模型。借助TINA软件中的模拟电路建模技术,描述了暗电流和光电流的偏置依赖性。该模型可与读出电路集成,进一步优化整个器件电路。暗电流的温度依赖性也被纳入到该电路模型中。lw - qwip的设计参数可以作为用户自定义输入输入到该模型中,以模拟检测器的性能。所得结果与实验测量值吻合较好。
