Direct optical injection locking of a 96-GHz MMIC oscillator using a back-illuminated InP/InGaAs HPT
A 96 GHz MMIC oscillator, using an InP/InGaAs HPT illuminated from the back side of the substrate, which can be injection locked by an optical signal of the 2nd-harmonic as well as the fundamental frequencies, is presented.
