Furthermore, the increased electrons mobility in SiGe material has a positive effect on both drain current and transconductance. However, band gap narrowing due to Ge mole fraction increasing channel is a crucial obstacle that leads to electrical performance degradation. Thus, we present in this paper a novel graded doping channel-based approach to enhance the device reliability. Based on Atlas 2-D simulation of the nanoscale SiGe Double Gate MOSFET including the interface defects near the drain side, we develop numerical models to explain the impact of several doping profile on the immunity performance of the nanoscale transistor against the interface traps density. This approach improved the performances of conventional linear fixed-gain PID controller considerably, by incorporating a nonlinear gain in cascade with a conventional PID control structure. The controller parameters are designed under assumptions of a sector bounded nonlinear gain, to a proper choice that satisfies the inequality of Popov. Specifically, a control law is constructed by cascading an exponential base B function with a linear fixed-gain PID controller. This can be achieved by the proposed particular nonlinear gain k(e) as the hyperbolic cosine function obtained by a simple combination of particular solutions. Therefore, it's important to note that the method can guarantee an asymptotically stable error for a bounded non-linear gain. In order to apply a sensorless PMSM control which is robust against parameter fluctuations and disturbances, a high-speed SMO is proposed, which estimates the rotor position and the angular velocity. The stability of the proposed SMO was verified using the Lyapunov method to determine the observer gain. At standstill, the type of sliding mode observer is not able to detect the rotor position. For this reason, we use the method of voltage pulses to detect it. The simulation results show the effectiveness of the observer with sliding mode. The proposed control strategy is implemented and tested using two models: an averaged non-linear model for control purposes and a switched Buck-Boost circuit model as the controlled plant. The main objective of the paper is to design a Fuzzy Predictive Control to achieve desired voltage output without increasing complexity of the hybrid model of DC-DC converter in various conditions. The proposed algorithm of fuzzy model predictive controller is done by simulation using MATLAB. To do this, we use the newly developed meta-heuristic MSFLA (Modified Shuffled Frog Leaping Algorithm). Otherwise, a suitable choice of the fitness function ensures faster time of research with greater chance of convergence to the optimal value. The calculation of the used fitness function is linked to the image. The image must be scanned to calculate this function. For this, this function assists to quickly discover the adequate area modeling the tumor.
