Abstract
We present a Multiple Quantum Well (MQW) based high-speed photodetector with a responsivity for TE polarized light of 0.76 A/W and a polarization extinction ratio (PER) of 4.5 dB at a wavelength of 1550 nm and above 20 dB at 1580 nm.
