Abstract
The laser generation and the current dynamics in high-power laser-thyristor is studied using drift-diffusion and energy-balance models. It is observed that the drift-diffusion model significantly overestimates the contribution of impact ionization process in a narrow heterojunction electric field region. The use of the energy-balance model allows us to obtain the simulated laser-thyristor dynamics close to the experimental one.
