Abstract
We present a novel design of double-transverse-coupled-cavity VCSELs toward ultrahigh speed modulations of 100Gbps. In-plane lateral optical feedback in both cavities enables the large bandwidth enhancement of direct modulations. Clear eye opening can be observed up to 100Gbps and the frequency chirp is reduced by a factor more than two.
